However 3-dimensional packages or modules can hardly be found. This mismatch is because reliable vertical interconnection through aluminum i.e. `through aluminum via' (TVA) has not been established. Due to the volumetric expansion during the oxidation of Al to Al2O3, it has been believed preventing cracks in the vicinity of sharp edges is hardly possible. In this paper, Metal Core PCB / MCPCB
MCPCB, Metal Core PCB, thermal PCB - whichever name you prefer, they are all boards which use a base metal material as the heat spreader portion of the circuit board.

Base metals in the MCPCB are used as an alternative to FR4 or CEM3 boards for the ability to dissipate heat away from critical board components and to less crucial areas such as the metal heatsink backing or metallic core.

Metal Core PCB Materials and Thickness
The metal core of the thermal PCB can be aluminum (aluminum core PCB), copper (copper core PCB or a heavy copper PCB) or a mixture of special alloys. The most common is an aluminum core PCB.

The thickness of metal cores in PCB base plates is typically 30 mil - 125 mil, but thicker and thinner plates are possible.

MCPCB copper foil thickness can be 1 - 10 oz.Metal base PCBs for over a decade. Although originally envisioned for use in the power-supply industry these substrates are now most widely used in High Brightness LED products. There are many names for these products; Aluminum base, Metal clad(MCPCB), Insulated Metal Substrate(IMS or IMPCB), Thermally conductive PCBs, etc… but they all mean the same thing. A thin layer of thermally conductive but electrically insulating dielectric is laminated between a metal base and a copper foil. The copper foil is etched into the desired circuit pattern and the metal base draws heat away from this circuit through the thin dielectric.

The heat dissipation afforded by this construction is dramatically superior to standard FR-4 constructions. The dielectrics used are typically 5 to 10 times as thermally conductive as conventional epoxy-glass and a tenth of the thickness resulting in thermal transfer exponentially more efficient than a conventional rigid PCB. This is so effective that lower copper weights than suggested by the IPC heat-rise charts can be used.

Although Power Converters and LEDs are the largest users of these products, Automotive and RF companies are also looking to take advantage of the benefits of these constructions. A single layer construction is the simplest, Aluminum Printed Circuit Boards

Aluminum Based PCBs are a unique metal-based copper clad laminate. These types of Printed Circuit Boards have good thermal conductivity, electrical insulation and very solid machining performance. These types of are typically fabricated with a metal base consisting of aluminum (most common) but can also be produced with copper.

An Aluminum Printed Circuit Board typically contains copper foil, thermal insulating layer and metal substrate, its structure divide into three layers:

Circuit layer: the equivalent of an ordinary PCB- copper thickness from 1oz to 10oz.
Insulation layer: Insulation is a layer of thermal insulating material with low thermal resistance. Thickness: 0.003 “to 0.006″ inch is the aluminum PCB core technology. most thermally conductive and most cost effective construction. Designs with higher component counts may not have room for all the required routing on a single layer. In this case a two layer design is required. A thin sheet of dielectric, typically around .006” thick, is drilled, plated and etched much like a standard double sided printed circuit board. The sheet is then laminated using thermally conductive bonding material to the metal base. This extra routing layer results in components farther away from the heat-sink and reduced heat transfer so this construction is recommended only when necessary.

As Metal Core PCB means the base material for PCB is metal, but not normal FR4/CEM1-3, etc, and currently what the metal used are Aluminum, Copper alloy. MCPCBs are used instead of traditional FR4 or CEM3 PCBs because of the ability to efficiently dissipate heat away from the components. This is achieved by using a Thermally Conductive Dielectric Layer.

The main difference between a FR4 board and MCPCB is the thermally conductive dielectric material in the MCPCB. This acts as a thermal bridge between the IC components and metal backing plate. Heat is conducted from the package through the metal core to an additional heat sink. On the FR4 board the heat remains stagnant if not transferred by a topical heatsink. According to Avago’s white paper (AV01-0615EN.pdf) a MCPCB with a 1W LED remained near an ambient of 25C, while the same 1W LED on a FR4 board reached 12C over ambient.

Some LEDs dissipate between 2-5W of heat and failures occur when the heat from a LED is not properly removed; a LED’s light output is reduced as well as degradation when the heat remains stagnant in the LED package. The purpose of a MCPCB is to efficiently remove the heat from all topical IC’s (not just LEDs). The aluminum base and thermally conductive dielectric layer act as bridges between the IC’s and heat sink. One single heat sink is mounted directly to the aluminum base eliminating the need for multiple heat sinks on top of the surface mounted components.
